Influence of a magnetic field on electron subbands in a surface space-charge layer

The influence of parallel and tilted magnetic fields on the electron space-charge layers on a Si (100) surface is studied. Experiments are done at far-infrared frequencies. With the application of a parallel field of 10 T, shifts of up to 30% in the position of the resonance are observed. Together with the shifts, broadening of resonance lines occurs. It is observed that an increase in the depletion field decreases the influence of a parallel magnetic field, while an increase in the surface charge density enhances this influence. An additional perpendicular component of the magnetic field reduces the effect strongly. Comparison with two theoretical approaches is made, and partial agreement is found.
