Features of Hot Carriers in Amorphous Selenium

The temperature and field dependences of both, drift mobilities and effective free paths of electrons and holes heated by the electric field are investigated. The non-activated hot hole mobility as well as carrier free paths increase with kinetic energy. The highest possible electric field is limited by the avalanche due to the impact ionization by holes and electrons. Die Abhängigkeit der Beweglichkeit und effektiven freien Weglänge heißer Ladungsträger von der Temperatur und der Feldstärke wird untersucht. Die unaktivierte Löcherbeweglichkeit und freie Weglänge nimmt mit der kinetischen Energie zu. Es wird gezeigt, daß das elektrische Feld in amorphen Selen durch eine Lawine von Löcher- und Elektronen-Stoßionisation begrenzt ist.
